German
Etymology
Analyzable as chillen + -ig, attested by the late 90s, initially chiefly in the music and hip-hop scene.
Alternatively, it could also be seen as an adapted borrowing of English chill, with whose semantics it lines up more directly, especially as the borrowing of chillen does not appear to predate it by any meaningful margin.
